8月11日，星柯光电发布首款 TGV 玻璃载板。TGV玻璃载板依托自研基材的低介电损耗、定制化热膨胀系数特性，搭配高深径比、低接触电阻、高结合力的精密通孔工艺，相比传统有机与硅基基板，高频损耗更低、集成密度更高、热匹配性更优。可广泛适配CPO算力封装、毫米波射频器件、MEMS气密封装等高端场景，为先进封装提供高可靠的国产化三维集成方案。

产品核心制程指标达到国内先进水平，核心工艺指标如下：
通孔工艺：最小通孔直径20μm，深宽比可达8:1，通孔接触电阻≤5mΩ，铜柱与玻璃侧壁拉伸附着力≥20MPa，通孔合格率≥99%。
PVD工艺：采用Ti/Cu复合种子层，整片厚度均匀性≤±5%，深孔内壁台阶覆盖率≥80%.
电镀工艺：精密填铜无空洞，铜面粗糙度Ra≤0.2μm，镀层厚度均匀性≤±10%。

据了解，星柯光电是国内领先 TGV 半导体显示基材制造商，研究院聚焦TGV 技术研发、材料生产与工艺开发，提供从基材到成品的一体化先进封装解决方案，致力于成为全球 TGV 领域核心供应商。
4月29日，星柯光电以与浙江大学HOE项目验收为契机，拓展 TGV 先进封装、新型透明显示等前沿领域。星柯光电研究院目前已与肖文博士团队达成合作，双方围绕TGV玻璃通孔与电镀等核心工艺已全面展开技术与产品工艺开发，共同推动产业化落地。
